Role Overview

Tesla’s Dojo & Self-Driving Hardware team is seeking an IC Package Mechanical Engineer responsible for mechanical simulation and materials characterization of advanced IC packaging for the next of Self-Driving Hardware and Dojo Super AI Computer. This highly visible role involves collaboration with IC package integration, layout, EE, SI/PI, and thermal/mechanical teams, as well as interfacing with material, substrate, memory, foundry, and assembly vendors. The engineer will drive packaging architecture, design for manufacturing and reliability, and product qualification. A strong growth mindset and versatility in a dynamic environment are essential.

Responsibilities

Perform numerical mechanical simulations of advanced IC packages, including chip-to-package and package-to-system interactions, to guide design for yield and reliability.

Conduct first-principles analysis for warpage, stress-strain in 2.5D/3D packaging materials, solder joint reliability, and stacked via structures.

Model and simulate manufacturing and assembly processes for conventional and advanced packaging, including die-to-substrate bonding, underfill flow, curing, and SMT processes.

Perform thermal and mold flow analyses to optimize structural design.

Characterize packaging materials using techniques such as TMA, DMA, nanoindentation, lap shear, DSC, TGA, and apply material models to describe physical behaviors.

Qualifications

Degree or equivalent with 7+ years in IC packaging mechanical/material engineering or related fields.

Hands-on experience with FEM tools such as ANSYS or ABAQUS.

Deep understanding of packaging materials, mechanical characterization, and qualification methods.

Knowledge of advanced packaging technologies like fan-out, SoC & HBM integration, HPC packaging, 3D IC concepts.

Strong problem-solving skills rooted in physics and fundamentals.

Programming experience in Matlab, Python, and basic machine learning is a plus.

The expected compensation ranges from $120,000 to $264,000 annually, plus bonuses and stock awards, depending on experience and location.
